Need unity gain frequecy of 0.25um CMOS?

0.25um cmos foundry

Hi, anyone knows f(t) (nuity gain frequecy) of 0.25um CMOS and BiCMOS?

Are there big differences for f(t) in CMOS and BiCMOS?
 

the unity gain frequency for certain process can vary from foundry to foundry,

eg. for CMOS, with channel length, L,

---------------------
0.13 | 80G | 105G

i don't about the BiCMOS, but it should be higher.

anyone can provide information about ft for other foundries? thanks.
 

You can simulate the ft frequency of the transistors. Bias the transistor in strong saturation(mos) or active region(bjt) then apply a small signal sinusoid to the gate or base. Sweep the frequency of the sinusoid, and check for the current gain. The frequency at which the small signal current gain is "1", is your ft.

Ft of the bjts are much higher than that of mosfets.

What about BiCMOS unity gain frequecy? for 0.35, 0.25, 0.18

I don't think this is a good question,
bicmos support mos and bipolar,
so the mos part may be still slow,
and the fast part is similar to bipolar
process
