bsim3 lambda

Hi,

Does anybody knows what is the lambda on the Bsimv3.3?

The motivation for the question is to find out the output resistance of a mos transistor which is : ro=1/lambda*Id.

It seems that the bsimv3.3 manual does not specifiy this lambda value.

Can anyone help me?

there is no such parameters in the Bsim3.3. However, you can get it from the ID vs. VD curves as it defined.

lambda is simplification
You should simulate IV interpolate with line and obtain lambda
It is good for hand calculation but is not exact.
 

output resistance= lambda id

lambda is the channel length modulation factor , but it isn't in BSIM3v3

it is in level one mosfet model , for hand calculations
