I want to know the value of oxide capacitance in the Level 1 Spice model for both NMOS and PMOS. I searched the net but I couldn't find it.


I would be really happy if you could provide me.

See below a snippet from David M. Binkley "Tradeoffs and Optimization in Analog CMOS Design", p. 41:

There's no difference in gate-oxide capacitance value between NMOS & PMOS, as they both use the same oxide thickness tox, s. below (same book, p. 42):
