import MOS level3 Model in ADS

I want to import the MOS level3 Model transistor to ADS and use transistors with this model, the level3 model is shown at picture and also the model parameters in ADS, but some parameters in level3 Model is unknown and one parameter that I show with red rectangular isnt in ADS model , now help me please what I should do?

 

cant anyone help me ?
 

Avant's True Hspice Device Models Reference reports WD in the LEVEL 3 IDS Empirical Model as "Lateral diffusion into channel width from bulk", s. p. 9-21 (or 587) from the following PDF:

As ADS doesn't recognize this parameter, I'd suggest to omit it, or, for small MOSFETs, take Weff = W-2WD, s. e.g. p. 8-20 (472) or 8-101 (553) in the PDF.

I use 0.5um technology
i read the parts of pdf you suggest to me and see HSpice level 3 model parameters but some parameters of ADS level 3 model are not in it, what value I use for these parameters for simulation?
 

some parameters like Tt , Af ...
 

Simply omit them if you don't have their values. ADS uses default values for them, see , p. 8-66 ff. (resp. 240 ff. in the PDF).
The transit time Tt is only necessary for the parasitic anti-diode; default 0.
Af is the flicker noise exponent (default 1).
