bulk of nmos in TSMC .25u tech

hi,
the bulk of NMOS in 0.25um tech connected to what???grd or source??

i use lnch2 transistor (low threshold transistor) and i need to eliminate body effect but iam not sure that i can connect the bulk to source in this tech????????

You can only connect NMOS bulk to the source if you use a double or triple well process (p-well in n-well as isolated NMOS bulk). If you must put your NMOSFETs into the p-substrate, all their bulk terminals must be connected to GND (or VSS).

Both. Ask your foundry, or study your PDK.

i know that ,from transistor layout i can know if it is possible to connect its bult to source or not. if i find deep Nwell layer in the layout,so i can connect bulk to source but i don't know how i get this from Virtous
could anyone please tell me how i see transistor layers from its layout in Virtous??

Check the layer select window. If you see a p-well as well as an n-well layer, than your pdk supports connecting bulk to source. Also, if its the TSMC 0.25 pdk, you can always go to their website and check there.
