multiported SRAM pass transistors switching delay

Dear Forum, I'm trying to calculate the changes in the transistors' switching delay values inside a multiported SRAM. The delay of the bitline, wordline and sense amplifiers are not my interest. I'm only concerned about the delay of the pass transistors and the PMOS and NMOS transistors inside...

hspice measuring rise delay of subcircuits

Dear All, A quick question! How can I measure the rise/fall time of a point in a subcircuit? For example: .MEASURE TRAN Tplh TRIG V(q) VAL='Supply/2' FALL=2 TARG V(qb) VAL='Supply/2' FALL=2 when 'q' and 'qb' are defined inside a subcircuit. Because running the above command, gives me this...

2-input NAND gate parallel PMOS issue when the 2 inputs have a big freq diff

Hi, In a simple CMOS 2-input NAND gate with identical transistors (same size), we have two parallel PMOSes. I call the inputs: A and B. If I give two pulse signals to the inputs, one with very high frequency and the other one very low frequency, does the high frequency input affects the other...

2-input NAND gate parallel PMOS issue when the 2 inputs have a big freq diff

differences in NAND's parallel PMOSes' threshold voltage when swap inputs Hi, I'm running a NAND gate in HSpice, and I'm giving it different pulse source signals (different frequencies). Then, I'm running the MOSRA Aging simulator to calculate the threshold voltage changes of the two identical...

create 100 random LFSR source inputs for a circuit in HSpice

Thanks! That's good for having a completely random (LFSR is psudo-random) wave form. However, to get 100 different wave samples from that circuit, I still need some sort of loop!

create 100 random LFSR source inputs for a circuit in HSpice

Thanks for your reply! However, I don't really want to add anything to the circuit! Since, I'm looking at the aging of the circuit using MOSRA simulation! What I really want is a random pulse generator for #n times (e.g. 100 times) to measure the aging caused by different input wave forms on a...

create 100 random LFSR source inputs for a circuit in HSpice

Hi, I'm trying to generate 100 different source LFSR signals (just to have random 0/1 inputs) to give to a NAND gate as input in HSpice. Is there any way to generate such wave in a loop or something? For example a way to change the taps numbers ( [5, 2] to different numbers in vin1 and/or add...

MOSRA Ageing simulator, no change in delta_Vth due to only HCI (relmode = 1)

I found the parameters that will start HCI simulations. However, I dunno what values to use for them! thci0 is to be set to sth rather than Zero, so HCI starts working. Then changing the value of any of the 'tdce', 'tdii' or 'tdle' will change the HCI simulation result.

MOSRA Ageing simulator, no change in delta_Vth due to only HCI (relmode = 1)

I might not set all the parameters, but the default settings like hk and hn should at least give some values, which doesn't! +uk=0.5 un=0.25 uotde=1 hk = 0.5 hn=0.5 Any specific parameter I'm missing that will make HCI start working?

MOSRA Ageing simulator, no change in delta_Vth due to only HCI (relmode = 1)

Hi, I'm working with MOSRA HSpice to measure the threshold voltage variations due to ageing. I'm working with 32nm tech node, and running results for both BTI and HCI. The problem is when I set the relmode to 1, which is HCI only, the results for delta_Vth is ZERO! That is no change (no ageing)...

Number of dopant atoms in different technology nodes

Hi, Does anyone have a link to a reference about the number of atoms in a transistor for different technology nodes (32nm, 22nm, ...)? Or if there is any calculation method? Even something like a graph showing the decreasing trend in the number of atoms with the Moor’s law! Thanks, Negar

NBTI phenomena in simulators such as Spectere

In Spectre or Spice you model your circuit, then you need to add ageing parameters, for NBTI for example, to your model. This can be simulated by reliability tools such as MOSRA (Synopsys) and RelXpert (Cadence) afterwards.
