which will have low leakage current?

What type of leakage current are we talking here?

For bjt, there will be leakage current at reverse biased.

For mosfet, there will be subthreshold voltage current when the Vgs is below Vt.
 

As far as i know BJT has leakage current in the microampere range and FET in the nanoampere range

its enhancement MOS-FET, and CMOS tech,,, is mostly used in IC manufacturing due to its quality of having very less leakage current..
 

It is definitely the FET -- the gate input is capacitive so it draws very little DC current. So the standby power dissipation is very small.
