I want to make to transistor driver to BLF647 in <100MHz-500MHz>.
What I should use ?

Re: transistor-advice

You need approximately 3W to drive BLF647 to full power (120W)
You can use BLF404 (12V) or BLF542 (28V)

Re: transistor-advice

The amplifier will be use with 16-QAM modulation (require high performance -IMD)
transistors BLF542 or BLF404 ???
Do you have vfone some measurements data IMD ???

Re: transistor-advice

In this case use BLF542 which allows you to back-off the output power, to avoid the high peaks of the modulation.
IMD3 at maximum output power (5W) is approximately -30dBc, and better than this at 3W.
