what is the ideal value of 1dB compression point for 100GHz power amplifier?

I am working in 100GHz for RF design of power amplifier and want to know the ideal value of 1dB compression point for it. and how to relate it with frequency?

The P-1 dB is not a component parameter but system parameter.
Depends on the application you intend to use your amplifier.
\Due to small chip size and transistor features, at ~100 GHz such "power" amplifiers typically have P-1 dB point < +10 dBm. Special designs can have up to +20 dBm but it requires to use power splitters/combiners on the chip, and increases complexity and also potential instability.
At 100 GHz, if used for communication, systems can utilize antennas with a high gain, so power amplifiers do not need to generate high power level. In systems like radar, high power capability is welcome but costly to generate.

To Audioguru: Yes, there are many interesting systems that operate even higher, in THz range. Some also commercially available.
