of which component r you asking of? there are several metrics and they have dependency on temp. in diff way......you may refer to some modeling books....like for BJT beta....

it shows the temperature dependance of several parameters
 

my ultimate intention is to find variation Ic of BJT and Id of FET with respect to temp.i think i am sure that both are not same
