Hello Everyone;
I want to know about RF power transistors. Is MOSFET a good choice? What's about MESFET? HBT? Which companies produce RF power transistors?
 

ohh i am searching in this as well

the power transistor type will depend on ur frequency range if ur working in the 2 to 3 GHz range MOSFET LDMOS is working ok , there are many transistor working in 35 to even 5o W

in higher u will need to get faster transistor like HBT , GaAs HEMT

in the 8 GHz and above most of the trnasistor are GaAs , or GaN devices

companies , filtronics ,excilles , fujitsu

the UHF and VHF , check freescale , NXP they have good power transistotrs

For power and stability and CDMA application you can check the LDMOS FET. manufactured by Cree Microwave Inc.
