Hi,
You can search web site for MIL-HDBK-217F (HANDBOOK FOR RELIABILITY PREDICTION OF ELECTRONIC EQUIPMENT).
Or MIL-HDBK-781A (HANDBOOK FOR RELIABILITY TEST METHOD).
I think you can fin some where to get this book.

and for IC, usually reference the MIL-STD-883, AND JEDEC standard, and also some IEC standard etc.
