question about advancements in DRAM

I was studying about DRAMs and was wondering whether the DDR2 ram and other types of DRAM still use the same cell design as the memory element(a transistor with a capacitor) or have DRAMs advanced beyond the primitive design. I have heard my professor talking about replacing the capacitor also with a FET utilizing its junction capacitance. Could some one shed some light on this.

I am also looking to simulate a simple DRAMcell using virtuoso or spice. Any info on this would be appreciated
