I am looking for MOSFET with a max drain source voltage of about 300v-500v and a maximum drain-source-state resistance (rds) as low as 0.004 (ie 3d.p)

Did you consider the search engines of major manufacturers, e.g. Vishay or IRF?

I think it will be difficult to find MOSFET with this characteristics. If I were yo I would try go for this three solutions:

- Check SiC Mosfets, but high price and complex gate drive circuit required.
- Check IGBTs from Infineon Trenchstop tech.
- Try paralleling Mosfets to reduce on resistance, and thus, conduction losses.¨

Single 300V MOSFETs are available with Rdson downto about 20 mohm. For lower rdson (and even more higher Vds numbers) modules respectively massive parallel connection are required.

It's about to useless to make a suggestion without knowing the complete application parameters like current and switching frequency.
