Power MOSFET over 30W?

Hi,

I want to find some power MOSFET over 30 watts, and hopefull internally matched. The frequency it is operating is 200MHz and the bandwidth needs to be only several k. Do any of you have any experience in that?

IRF 540 is the most common available mosfet with a power rating of 150W max. all the other feature should meet your requirement, i hope
 

Hi thanks very much. I checked the spec but I am not sure if it can operate at 200MHz? I want to build Class D amplifiers working at 200MHz.
