PIN diodes simulation

Can anyone tell me where to find SPICE models for PIN diodes, but I need specific ones for HF and for switch, and can I have good simulation in SPICE because it does not encount key characteristic for this application carrier lifetime. How can I do better simulation?
 

You can use the APLAC model for a PIN diode. Detailes in the Application Note 1330 from Agilent.

You can start up with the following appnotes:

1.Diode Model Parameter Extraction from Manufacturers' Data Sheets
2.PIN Diode Model Parameter Extraction from Manufacturers' Data Sheets
9705-1.pdf,9708-1.pdf , Ansoft appnotes, they should be in the RFGlobal net Library

3.Carrier Lifetime and Forward Resistance in RF PIN-Diodes
Application Note No. 034, Infineon

I started with these when I modeled the BA885. If you don't find the articles, send me a PM

There are some interesting appnotes at the Alphaindusty , and Agilent sites.
