I am reading the book from Campbell, The Science and Engineering of Microelectronic Fabrication.

It said GaAs IC is reserved for circuits that operate at very high speed comparing with Silicon IC. Does it contribute to the higher electron mobility of GaAs IC? If it is true, how to understand GaAs IC also has low hole mobility. Only use the NMOS GaAs in the circuit for the high speed?

more complicated then that...

grab a good book on GaAs IC Design...

I recommend Robertson GaAs RFIC/MMIC Design Book

MESFET is different than MOSFET.

Read these course notes from MIT in the USA...

Should enlighten your knowledge of GaAs !
