MOS C-V curve simulation in high frequency, thx in advance

The figure above shows the MOS C-V curve in low and high frequency.
This curve also can be achieved in semiconductor devices books of M.Sze and R.F.Pierret.

And I have seen many contents about how to get the low frequency curve using ADE.

But I have no idea on how to get the high frequency curve using ADE.
Does anyone have some solutions?

In these two books, this kind of simulation seems like need some diagnosing machine.

I cannot easily change the frequency because the ac current (capacitance value) is direct ratio to the frequency
if I use the simulation method that I get the low frequency curve.

Thank you for any help.
