RF transistor model

I search model for Rf transistors but the only model i could find are S-parameters based.
But these model are not taking in account the non linearities and the time response of the device.

I there any spice model existing for RF transistor (ex eudyna, philips ...)

Thanks.

Re: RF transistor model

There are a lot of RF transistor spice models. You should be more specific, what do you need?

Re: RF transistor model

To be more precise, i think about of FLK207XV from eudyna (ex fujitsu): it is a power GaAs FET.

Where coud i find model libraries for GaAs FET power transistor , eudyna or other manufacturers , never mind ?

Thanks.
