How to include BSIM CMG109 library files in Hspice Code??

Need Hspice code for SRAM

Hi all,

Can any one help me to develop a code for SRAM in hspice by using FinFET technology,I have BSIM CMG and IMG models but don't know how to develop code.Can any one guide me about this.

Select an appropriate SRAM architecture up to your needs, then instance the FETs pointing to your models, and choose appropriate W and L values according to the architecture and the process used.

I did this in My UG Course. Made a layout for SRAM in microwind. Extracted the Spice netlist using Advanced BSIM4models.
Pasted the same netlist for HSPICE.
And I had satisfactory results.

My SRAM code which was extracted using Advanced BSIM4 Models:

Sir, Thank You for the code. I ran through it and have a doubt.

I want to include BSIM CMG 109 libraries (downloaded from https://www-device.eecs.berkeley.edu/bsim/?page=BSIMCMG_Beta) which belong to FinFET's in hspice tool.

I am unable to do that with this code, can you please help me!

Can't you exchange the BSIM CMG 109 models against the N1, P1 models in heebah's Spice code above?
Error message?

Maybe your 2008 HSPICE version cannot cope with these new BSIM models.
 

Yes,I tried to do that with the CMOS libraries and got simulated but when tried to do that with the FinFET BSIMCMG 108 libraries then I am facing problems.whether the problem is with the Hspice tool??
 

I am unable to include new versions but BSIMCMG 106 I am able to do ...... :)
