I want to predict the saturation current using the ideal mosfet equation in saturation
Id=½µCoxW/L(Vgs-Vth)²(1+lambda*Vds)
i've used the value of beta from hspice for
beta=µCoxW/L
but i'm not getting any lambda value from hspice.
Besides, the value of beta gives the value of Id many times higher than the hspice saturation current. Is it possible to get the values of beta and lambda which i can use in ideal mosfet equation of saturation? I need to predict the saturation current using ideal equation and hspice parameter within an error limit. Please help me. Waiting for your valuable reply. Thanking in advance.

You may want to fit the simplified model parameters to empirical transistor characteristics. Any non-linear solver, e.g. the MS Excel solver can do.
