help for mosfet models ...

hi every one


my project is to design mosfet transistor with 1um channel length

at first i started to understand mosfet device and its behavior and its characteristics

then i found out that i have to choose a suitable model which can predict my design out puts accurately ...

then i started to be familiar with different models from different companies

but now , i'm really confused !!!!

for example level 1 model parameters in hspice are different from pspice

what was worst !!! there were so many parameters that weren't understandable for
me !

now i need some one to explain that how can i find some reference to understand
each model and its parameter and its usage and phenomenas included in ...

There's a lot of literature available on this, s. e.g. the PDF below. For a complete description of all BSIM parameters, search the descriptions to be found below the **broken link removed**.

but i have read whole HSPICE manuals !

i need some information which helps me to understand which model is the most efficient model for which conditions .

in other words i want some guidance to understand which parameters must be considered to choose the best model !

other problem is , i don't want to spend much time to derive each model from basic
to understand the conception of parameters ...

so is there any document describing model parameters more complete than hspice manuals ?!

Then read the books on this task setting, e.g. Ken Kundert "The Designer's Guide to SPICE & SPECTRE"!

Seems you didn't follow my UCB link given in my previous posting!?

that website but i didn't find what i was looking for !!

could you guide me more ! which part of that website can help me about models ?

and i down loaded that book but there wasn't any thing about models !!

Ok, let's do it one by one: ;-)
Start with the web site I gave you before, then check the [BSIM3/BSIM4] box, after this the [Enter > BSIM4] field. Now you should have arrived at the Latest News Announcements site. In the top left grey menu check the [Archive: FTP] box, this brings you to the Archive: FTP Old Stuff page. From here you can download a [Complete Manual PDF File], either from BSIM4.6.4 or from BSIM4.6.2 - the latter one is more complete.

Right. But from that book you can learn when and how to use which models. Wouldn't you want to know this?

thank you very much ...

i fallowed that address step by step and found so many things about BISIM3 and BISIM4 .it was great to know about these special models but don't you think these tow models are much complicated to use for 1 um channel length ?

and what about other simpler models ? how can i catch complete description of their parameters (like bisim1 or mos3)

and i read that book .it consists of many points about solving possible problems in circuit simulations . but i didn't find any thing about how i can choose the most efficient model .

some thing tickles my mind !
what the position of transistor designer in process of IC fabrication and design ?
and what's the procedure of MOSFET designing based on that process ?
do i really need to find a suitable model or not ?

i think i really confused !!

please tell me if you know any references about input data which transistor designer must be gave and the output data which transistor designer must give out .

i need to know the place of these softwares ( TSUPREM4 , MEDICI , BSIMPRO ,HSPICE ) in design process and relations between inputs and outputs of these softwares .

i searched in internet a lot , but couldn't find any thing understandable !

I think at 1um drawn, you don't need the fanciness and
non-intuitiveness of BSIM. A LEVEL= standard SPICE
model (I think I'd go with 3 or 4) ought to be fittable enough.
Especially since this is purely an exercise and you won't
ever be criticized against real measured data.

What I think you want is a 2-D device simulator, not a
circuit simulator. SUPREM is probably an OK choice, it's been
around for at least as long as I've been in the business.

i think you are right and bsim models are too complicated for modeling of 1 um channel length .

and about device simulation , i know some about SUPREM and MEDICI as a process simulator and as a device simulator in sequence .

and i know some about BSIMPRO and HSPICE as parameter extractor and as a circuit simulator in sequence .

but i don't know any thing about the relations between inputs and outputs of these softwares . in other word i need to know the positions of these software along in transistor designing and fabrication process . for example i know that the outputs of TSUPREM form the inputs of MEDICI but about the other relations i don't know any thing !

it's really important for me to know the answer of this question if i want to continue my project of designing mosfet !
