Gan devices for high power amplifier

i want GAN 0R GAS devices for designing high power amplifier,pout should be 100w or more for pulse input in x band &c band,please inform any devices available
 

You can search in Toshiba or Eudyna website.
 

Check: Nitronex, Cree, RFMD,
 

Don't use nitronex because its thermal stability is not very well. RFMD and Cree are well but in these i recommend cree beause the models are pretty fine for your simulations.

For 100 W output try finding push-pull transistors(in one packet). This will ease your impedance matchings but you have to use hybrids at the input and output.
