Antenna amplifier 300W

Hello.

I need to design transmitter antenna amplifier with output power 300W on 50 ohm load. Input is taken from DAC with output amplitude 3.3 Vp-p.

Freqency range in 150-160 MHz.

Main problem is that amplifier must be as small as posible.

Anyone have ideas? May be there is ready to use modules?

Yes, I've seen this MOSFET but "Efficiency — 50%". Is there any other solutions?

Amplifier must be with passive heatsink.
 

i would doubt you can do 300w power out at 150mhz with passive cooling. Which class of amp you need? maybe D class would be ok for efficiency.
 

D class is nice but requires smoothing filter. I can't imagine such filter at 300W. It is real?
