1 ns switching time power transistor - how can I find such?

I want to find a 10A, 100V, 1 ns switching time transistor. Google search only leads to much slower transistors.
Can you help me?

Instead of using google search try doing some research at the web sites of various manufacturers. They usually provide a product searching engine. Or start from looking at the offer of major distributors like Mouser, Farnel, RS.
 

If you find one, can you afford it? switching 1kW with a transition frequency of 350 MHz for BJT or IGBTs.

GaN FET eg. RdsOn*Coss=T of 65 mohm 100pf= 6.5 ps negl. loading effects
