in 100Mhz out 500Mhz

Use PLL with a sinusoidale VCO.

Re: in 100Mhz out 500Mhz

You should already have your 500MHz sinwave if you have a 100MHz square wave since 500MHz sine is a component of 100MHz square wave(review fourier series). If you would like to filter out the other harmonics, pass the the 100MHz square wave though a bandpass filter with fo=500MHz.
