temperature limits of Si and GaAs technology and used layers

hi, i'd like to ask what's the temperature limits of technology based on Si and GaAs. Also I'm interested in silicon-nitride thermal conductivity properties, cause they are in wide range and depend on deposition technology. Is it possible to apply silicon-nitride layer with high thermal conductivity on GaAs structure? In my knowledge, on Si3N4 it is necessary to perform high-temperature operations to obtain the good thermal conductivity properties.
