Hello,

Can anyone please give me some guidance to design a spice model of a transistor. For my research simulation, I need spice model of ce3512k2 transistor, however I got s parameter from vendor. They don't have any equivalent circuit model or spice model. Now I need to build that model. How can I do that?

You're going to get the data from the MOSFET datasheet and then you're going to create a model.

What SPICE simulator are you using?

There is a helpful video you can learn from. See "How to model a MOSFET using datasheet" by Robert Bolanos on YouTube.
 

One thing you could try, is chasing other vendors of
equivalent or nearly-so parts, and see whether any
of them offer a SPICE model you could start from.

It's a lot easier to diddle specific params to fit a
provided curve, than to start from nothing (esp. for
the params which may matter, but for which only a
limit-set is given, or none at all, or bundled up in a
S-parameter from which it's hard to get back the
model params).

In the lower part of this page appear many similar-ish
RF FETs which you could drill down into for applications
support.
 

I am using ADS and Ansys Circuit for spice simulator. Can you suggest any nonlinear simulation procedure?
