    W/L of pMOS and nMOS of CD4007 Chip.

    What is the width and length of pMOS and nMOS transistors in CD4007 Chip?

    Hard to answer, probably nobody knows the technology, normally it is confidental.
    However, the TI was very nice, in the datasheet they show the exact layout and schematic, with dimensions.

    I think the PMOS&NMOS length is about ~10um,
    the PMOS width is about ~600um,
    the NMOS is about ~300um.

    Not sure.

    Did some quick digging and found this, your answer should be in page 7: https://people.rit.edu/lffeee/CD4007_SPICE_MODEL.pdf

    PMOS:

    W = 360 um, L = 10 um

    nMOS:

    W = 170 um, L = 10 um

    Hope that helps!

    Be cautious about the multiplier and finger number in the SPICE model, probably one of them is =2 for both the NMOS and PMOS. Then the total width is about twice of the mentioned values in the last comment. Nice catch btw.
