Hi,

I got a model file on the internet and wanted to use it to simulate some analog circuits. For hand calculations, I need the level 1 parameters up and un, Cox, Vtn and Vtp and lambda. Can thse be extracted through simulations? If so, how?

Thanks,
Hobbyiclearner

up and un, Vtn and Vtp are specified as U0 and VT in each NMOS & PMOS level 1 model file, respectively.

Cox - if not specified directly - is calculated from TOX :
COX = εSiO2 / TOX ≈ 34.5e-3 [fF/µm] / TOX [µm]

KP = U0 • COX

For the interrelation between other SPICE level 1 parameters with measurables simulation values see this PDF file: View attachment SPICE_Level_1_MOSFET_Model.pdf
