Hi all Analog Design experts:

I have a simple question. What is the parameter for mismatch (local/intra-die variation) coefficient in BSIM4? It may be known to some of you as "pelgrom's coefficient".

I understand one can do a Monte-Carlo simulation and find the coefficient but I just wonder what is the corresponding parameter in BSIM4 for, say, threshold voltage of a MOSFET (Vth)?

I am using a TSMC process and I tried to find the parameter in its DRM (various files) but didn't succeed!

Thanks for any hint/guide.

Pelgrom parameters depend on process size and foundry. Find here a process size-dependent obtainable parameter value for AVth: process_size_and_its_parameters.png

Down there are Pelgrom area parameters for a 0.25µm process.
