What is saturation velocity in a MOSFET

I guess it is the speed which flow carrieres saturates. Increasing velocity saturation constrains the current flow across drain.

saturation velocity occurs when electric field across the channel is very high.This velocity saturation is caused by the increased scattering rate of highly energetic electrons, primarily due to optical phonon emission. This effect increases the transit time of carriers through the channel.

As the length of MOSFET decreases ions saturate early before reaching drain from source .due to these we have early saturation effects and decrease in current .these mainly occurs due to longitudinal voltages in channel from Vds

It happens in short channel devices, where the carrier velocity satuate before the current satuation.
