Hi,

We are trying to simulate some circuits using Hspice. We have used Level 49 model which we got from net. But, from the model, we are not able to find out the device transconductance parameters (Kn = µnCox and Kp = µpCox). Please help us in finding the value so that we could design the circuits using this. Please help!

You have µn & µp (U0), and you need the value of TOX, which also depends on the process size.

Kn,p = µn,p * Cox = µn,p * εSiO2 / TOX

εSiO2 = ε0 * εr(SiO2) = 8.854e-12 F/m * 3.9
