Colleagues,

There are power MOSFETS, which have a built-in diode for sensing the die temperature. This is done to reduce the thermal lag between heat source and the sensor. NXP, International Rectifier, Vishay make N-channel MOSFETS like that.

I’m looking for a P-channel MOSFET with a temperature sensing diode (rated for 16V, 4A, or more). The MOSFET will be a pass element in an LDO circuit.

So far, the only P-channel MOSFET like that, which I could find is SUM60P05-11LT made by Vishay. Unfortunately, it’s not attainable (discontinued).

Folks, have you seen P-channel power MOSFETS like that in your travels?

Any suggestion, insight or reference is really appreciated!
