mosfet without diode

Can anyone suggest a currently availabe MOSFET that does not have the usual build in drain-source body diode? I need to switch a HF signal of several tens of volts.

Many years ago they had such diodeless devices, but all the ones I look at now have the diode.

There are several things you can do. Eg. get at diodeless power J-FET from **broken link removed** , or you could connect two MOSFETs in series to form a bidirectional configuration (see page two in this pdf document **broken link removed** ).

By the way, all MOSFETs have a body diode, it's how thay are made. There aren't any without.

Drain and Source build it on substrate. Substrate and source usualy connect togetter. Therefore all 3 pin MOS have reverse drain source diode.

You must find 4 pin mos if you dont want to reverse diode .
(Not connected source and substate)

pin2 S
pin3 G
pin4 Substrate

In power electronics the way to do not use the parasitic intrinsic MOS diode is to use a diode in series with the MOS, so that the current only flows in one direction.

There are no Jfet for high power and high voltage....

u can put a forward biased diode in the drain/source
 

mosfet body diode

J-FETs don't have a body diode, but lovoltech make some with an added body diode.
