Hi all,
I am trying to simulate a DRAM cell using SPICE.
I got a sense amp going and it works.
I now need to create the DRAM cell. This seems simple at first, just a transistor and a capacitor, but I`m running in to some trouble.
I can`t find a way to set an initial charge on the capacitor.
Any one have any experience with simulation of DRAM cells?

Thank you!
Elad.

Re: dram cell simulation

can you try behavrioal model first?

Re: dram cell simulation

A behavrioal model would be great.
I just couldn`t think of a model that would also take in to account things like leakage current through the pass transistor and from the capacitor to the substrate, etc.

I`m open to suggestions.
Thank you!
