Hi

I need a compact circuit model for MOS transistor in Subthreshold region. How can I find a suitable model?

I remember that the simulation program MICROCAP (spectrum-soft.com) has several MOSFET models and some of them model also the subthreshold region.
You can try the free demoversion to check if it can serve your needs.

There are many different models. Just make a google search on "Subthreshold transistor model"

but i need a simple circuit model for analytical modeling.
 

Um... every model I've seen at least -attempts- to do
subthreshold and transition. Succeeding to varying
degrees. Are you needing the model (???) or are you
really wanting a good, clean parameter set that matches
reality? Or are you asking for something other than the
SPICE / spectre model (to me, "compact model" means
the same thing as native simulator model)?
