i want to design a power amplifier at 3Ghz with 0.1mWatt as input and 100Watt as output
i need help

60 dB gain and 50 dBm output power? You need a multistage design, at least three...

That depends on what you want to use the amplifier for...

eg .... AM, FM, SSB, data what mode ?

For efficiency, I recommend you to use Class-E..

i the transistor that you suggest me there is no model to simulate in the data sheet how can i do ?:cry:
 

The datasheets provides the optimized input/output impedances at different frequencies, which can help finding the matching networks.
You can ask NXP if they have the models for those transistors, which are relative new products.
 

Transistors manufacturers provide models which can be used in various circuit simulators such as ADS. Please visit their website.
