Is the model for FETs (p or n type) built-in in SPICE simulator? In another word, I can only specify the technology of circuits, the geometrical parameters of devices like channel length and width, etc, then SPICE simulator will calculate the I-V characteristics and parasitical parameters of devices.

If this is true, is these FET models suitable to be extended for some new technology such as nanoscale devices?

Intuitively, I guess not. So the last question is: can I modify these device models in SPICE simulator or model files? How?

Thanks for your kindly help.

yes u can use some modern model files for any new technology

Can you explain it in more details or provide a link?

If I have only the I-V curve and parasitic capacitances of a new device, how can I build a model file and use it in SPICE simulator?

modern models are complicated(way complicated) something like BSIM 3 for example have like hundereds parameters and they are overlapping maybe u can visit https://www.mosis.com
the easy way is to use some already made model file try searching for a specific technology and BSIM3 or BSIM4 as keywords
