How to simulate the MOS C-V curve?

What kind of your simulation software?
these are some my ideas:
+ use current source to supply current
series with NMOS
+Change Vgs from 0 -> Vsup

Probe Ids --> everything is done.

nmos cv curve

using Hspice
but how to indicate the Ig?

Ig=0. N.P/MOS is controlled by voltage applied to Gate terminal.
There is only current flow from Drain to Source!
 

c-v curve simulation

Connect in series 2 DC sources:
One of them has Vdc=Vgate Vac=0
Another Vdc=0 Vac=1m
Use AC analysis and change Vg as sweeping parameter.
Then plot C= Ig/(2*Pi*Freq*Vgs) vs. Vgate. You will get CV curve.
I did that several times in Cadence. It works fine.
There is another method using transient with fixed frequency.
