Simualtion and design of circuits using GaAs HEMTs/ MESFETs

Hi to all,
I want to design and simulate a circuit using HEMTs (GaAs) instead of normal CMOS.. I have made a detailed analysis and have to the conclusion that GaAs would be a better option for a circuit that I am presently designing..
I have simulated the present CMOs implementation in PSICE.. Where can I get the SPICE parameters for the HEMTs (GaAs)... I found some MESFET models, but no HEMT models...
My prof. is suggesting that we should use ADS instead for HEMT simulations...

Hi Shantanu,

There are several foundry services for pHEMT and MESFET, and these foundries have developed their internal models for the D and E mode HEMT. On the top of the list is Triquint semi and WIN Semi. I believe if your professor contacted them they might give the technology files, which include a set of different size of FET as well as passive component models.

It is worth noting that most of these model have been developed for ADS.

Hi budddy,
Triquent and win foundary can help, B'cos i am using both of tham,They have Tehnology file for both ADS & AWR. U can request them for tehnology file.
