transistor level circuit simulator (SRAM, a few k)

I want to implement a a few KByte SRAM memory in transistor level and calculate timing and power of different part of it. Which tool it is better to use? for a few number transistors I used HSpice, but now for a big circuit, I don't know which tool is better to use. is ADS proper tool for this or there is better options?
 

you can use Hspice itself.Its not a free simulator,industry based and licensed.

Cyrax, do you know whether is Hspice capable of simulating a large circuit? I can define circuit, but not sure that Hspice is capable of solving equations of such large circuit.
 

Yes, hspice can simulate RAMs that large. CustomSim might be faster, but is more expensive.

I will try both, specially Customsim. Just for my information, what are other options for simulating large circuits like SRAM or Cache?
some parts of SRAM ( like decoder part ) are digital. Then by using HSpice I need to implement them by transistors (first make gates, ...). However I am curious that is there simulation tool that can do both digital and analog parts together? receive digital part by HDL and analog parts by transistors, simulate them together ?
 

Yes - CustomSim will do mixed signal simulation. You'll need a VCS license for the HDL simulation part.

If you use Tool sets of Synopsys, you can use cosimulation between Customsim and VCS.

If you use Tool sets of Cadence, cosimulation between MMSim(Spectre) and NCsim which is called as AMS Designer.
