pHEMPT is described by S parameters for specific frequency band. To convert S parameters to spice model you can use EMwonder software. But I think ADS may have subcircuit that accept S parameters for such analysis.
You have never heard about overloading. CMOS logic family can have up to 18V of supply and can deliver up to few mA output current. From this data you can quickly found that you are loading this circuit too much. First consequence is that voltage swing is too small not reaching logic levels...
Two condition must be satisfied at switching on. Output voltage must be 0V and the output transistors collector quiscent current should be about 50mA. Bigger current will in short time because of thermal runaway cause transistors to blowup.
