I cannot known the value of BV as the varactor BB640 is simulated using the HF Frequency diode library of ADS
The datasheet of the varactor shows variation of capacitance until 30 V value

Thank you Erik but this varactor can be used in the range 0-30 volt as indicated inside the datasheet of the diode. In fact the current grow dramatically after 16 volts value. I tried another diode from HF diode library and the identical results are obtained. I assume the error comes from the...
I do a DC simulation of BB640 varactor using ADS. The electrical model of the diode was transferred from the HFDiode library. The analysis failed as the DC Current value is around 600A with an inverse voltage of 30volts. There is a warning message :
