Hi
We are looking at Page 7 of SPD03N60C3 MOSFET datasaheet.....
What is the VGS voltage when the ID current is 2A and the temperature is minus 40 degrees C?
Also…why is the tolerance limits not shown on the ID vs VGS graph in top left?.......if you look at the VGS(th) vs temp graph at top right, there is a big tolerance there…surely this tolerance would also apply to the graph in the top left too?
We are worried that the VGS voltage would ever be more than 7V when ID is 2A and temperature is minus 40 degrees C.
This is for a linear regulator application.

Hi,

What is the VGS voltage when the ID current is 2A and the temperature is minus 40 degrees C?
And what V_DS?

V_GS vs temperature:
Figure 10 shows about -8mV/°C.
But this is V_GS_th, this is the edge where the Mosfet starts to become conductive. You see the current is just 135uA....far away from 2A.
This value is useful when you want to build a low current linear regulation loop.
But I guess your application is a "high current switching" one....wher you want to operate the Mosfet in ohmic region.

(edit: I´ve just recognized you want linear regulation)

5V will be enough - even at -40V - the Vgs curves show little deviation at the operating point you mention - 2A, unless Vds is very low ...

however - the just turn on point - ( Vgs threshold ) shows a lot of deviation with temp - as you say ...

A graph usually shows results only for a typical device. The written specs show minimum and maximum values that you might get when you buy one.
