What is the value of Vth?

spice vth0

In spice model level=49,there is a param "VTH0 "
and what is the relationship between Vth and VTH0,can we calculate Vth or do some simulation to get Vth at different temp or with different W/L?

Hi,
Vth0 is the threshold voltage at Vbs=0 for large L(10um at least). Vth is proportional to Vth0. You can do a simulation to get vth for a particular dimension. You can use 0.1uW/L or gmmax method to calculate it.
 

how to calculate vth

vth is the threshold voltage level when both ur source and bulk is grounded (i.e. for zero substrate bias)

Vtho is the thresold voltage when bulk voltage is less than the source voltage(i.e. for non zero substrate bias).

Any ways in both the condition device performance is same but we observe some change in charecteristic curves. this due to body effects this VTho comes to picture

their is a realation b/w vth and vtho u can get it any of cmos ciruit books
