How to determine Cox value from simulation in RFIC design?

Process Cox???

Hi All,

I'm currently doing some RF IC design. I facing some problems with my calculations, especially with this formula Cgs = 2/3 WL Cox.
How can i determine the value of Cox, i'm using chartered's 0.18 process. Note i have gone through all their readme/models. I do not have their electrical specs.

How can i determine these parameters from simulation, or is it overkill?

cox = εox/tox
εox=ε0*3.9
tox is the oxide thickness
