Please help me to understand BSIM3V3 spice model

bsim3v3 49 model berkeley

I am trying to calculate the Id value by the equation
"Id = 1/2 * u0 * cox * (Vgs -Vt)^2 * (1 + lambda * Vds) and the Bsim Model
please guide me throught the calculation , thanks

just for understanding purpose , let's assume Vgs = 1 , Vds = 1.

please understand that the square law equation ill give u incorrect result!
 

Thanks for replying !! I understand 2nd order equation is wrong in submicro . Do you know anyway I can know Id by hand calculation ?
 

go to the berkeley website. there are a lot of model equations of bsim3v3 and bsim4
 

there is no λ in the bsim3 model, there are many experiential parameters in the model, you should read the manual of bsim3 first.
