The cbe structure will have a larger collector-substrate capacitance than the cbe structure. In addition, dependent on the design rules, the cbe structure will have slightly higher collector-base capacitance (Cbc) due to the collector and base electrode being minimum space from each other. In some double poly bipolar technologies, you will also get a Cbc component from the base poly to the epi region, if the isolation element is too shallow.
