it is BSIM3, version 3.1

RUN: T51P (8RF_8LM) VENDOR: IBM-BURLINGTON
TECHNOLOGY: SCN013 FEATURE SIZE: 0.13 microns

plot id vs vds and extrapolate the curve and take 1/(x intercept)

Thnx 4 ans

Actually i hv designed a circuit with 9 transistor @IBM8rf_8LM_CMOS130nm. In this i have different W for different MOS with different biasing scheme. Is there any other method which suits the complex circuits??

You should characterize your devices before using them.

Run the id vs vds curves for a bunch of different W and L. Find out how lambda varies.
